Nur Vermutungen!!! Beispiel zu a): Bevor es hochkomplexe Mikroprozessoren gab, erhöhte man in Satelliten die Packungsdichte, in dem man Chip-zu-Chip-Bonding anwandte. Elektronikbauteile für Zivilanwendung kamen in kleinen Plastikgehäusen mit Metallbeinchen zum Einstecken in Platinen. Die Chips waren z.B. 2x2mm. Für hochkompakte Anwendungen klebte man diese kleinen Chips ohne die Gehäuse auf Platinen und verband von Chip zu Chip. Erhöhung der Packungsdichte daraus 1:100 (!). |
